I clicked “Shipping and delivery” in setting, and set up options named “SF Standard Delivery” only, but “Local delivery” option remains coming out.

You can follow these steps:
From your Shopify admin, go to Settings > Shipping and delivery.
Beside the shipping profile that you want to edit, click Manage rates.
Go to the Shipping from location and where you created a local delivery rate.
Under the shipping zone that has your local delivery rate, take note of the provinces or states that the shipping zone covers.
Delete the shipping zone with the local delivery rate. Click the … button > Delete.

I deleted the local delivery rates (IMAGE 1), but “Local delivery” option is still here (IMAGE 2).
How to delete it?

Based on the screenshots you have shown us here it looks like you have local delivery/pickup enabled on your store. This is an option that is available separate from your standard shipping rates, which is most likely why it is still available on your store.
In your store admin, if you go to Settings > Shipping and scroll down the page, do you see the options for Local Pickup and Delivery? If yes, are they enabled? It would look like this:
You can manage the settings for this by clicking on each location listed and unchecking the option for pickup/delivery.

However, my local delivery is unchecked, while “Local Pickup” is enabled (IMAGE 1).
But the option of “Local delivery” (IMAGE 2) still exists.
I checked again the relevant shipping zone, I just created one option (IMAGE 3) - “SF Standard Express”, so I really don’t understand where “Local delivery” option comes from. I need “SF Standard Express” only. Do you have any other solutions?

Hi @Shay I finally fixed by changing the address, to get into local delivery page.
